The microstructure, the plastic and creep behavior, and the failure mechanism in Sn-Ag-Cu solder are vastly different compared to Pb-Sn solder, and therefore, it is important to develop appropriate thermomechanical predictive models for Sn-Ag-Cu solder. [Pg.181]
