Heat treatment removes silanols from aminopropylsilane-treated fiber (Table 3), and the silicon profile (concentration vs. penetration depth, Table 1) resembles that of water-sized glass more closely than that of aminopropylsilane-treated glass. Diminished silicon concentration at the outermost surface of heat-treated fibers suggests that inverted molecules are thermally desorbed. Surface nitrogen concentration is completely eradicated, showing that the organic component of the silane is effectively removed. [Pg.386]

Detailed reports of n-type Si-doping of AlxGai.xN were also limited until recently. Details of the electrical and other properties of these doped films are usually limited to a few selected carrier concentrations and alloy compositions. Murakami et al [10] achieved Si-doping of Alo.1Gao.9N by MOVPE with carrier concentrations of 6 x 1017 and 2 x 101 cm 3, with mobilities (calculated from resistivity data) of 40 and 180 cm2/V s. Khan et al [11] also demonstrated MOVPE growth of Alo.09Gao.91N doped with silicon. Hall-effect measurements of these films revealed a mobility of 35 cm2/V s and a donor concentration of 5 x 101 cm 3. [Pg.149]

Before determining surface condition treatment effects, the surface sensitivity enhancement of angle resolved ESCA surface analysis is demonstrated in Fig. 2. The figure clearly shows the 0, Si, and C surface concentrations to be dramatically different than the respective bulk concentrations. The silicon concentration in the top surface layer measured at 5° ESCA take-off angle, for example, is approximately 2.5X less than that obtained at a 75 take-off angle, which represents an approximate depth of 50A from the surface. Most of the surface data presented here is at the low take-off angle of 5 to concentrate primarily upon the wafer surface condition in the first 2-3 atomic layers, and how it affects polymeric photoresist adhesion. [Pg.251]

An alternative hypothesis is that a protonated alkoxide moiety (=Si-0(H)R) is formed in a small steady-state concentration. Subsequently, this protonated species could react with a neutral silanol species and eliminate R-OH. The electron-donating effect of the R group would predominate over the electron-withdrawing effect of the -OSi group on silicon. AAB sols were prepared by a three-step process involving acid-catalyzed hydrolysis of aged stock solution (r = 2.5) followed by a base-catdyzed hydrolysis step (r s= 3.7). The final hydrolysis ratio, pH, and silicon concentration were identical to those of B2 sols. Comparing the NMR spectra of the stock solution and the AAB sol, we observed that the effect of the second (acid-catalyzed) hydrolysis step was to promote extensive hydrolysis and condensation. Silicon Reduction. The preparation of ferrovanadium by the reduction of vanadium concentrates with ferrosiUcon has been used but not extensively. It involves a two-stage process in which technical-grade vanadium pentoxide, ferrosiUcon, lime, and fluorspar are heated in an electric furnace to reduce the oxide an iron alloy containing ca 30 wt % vanadium but undesirable amounts of siUcon is produced.
