Siloxane resist

Figure 9. Contrast for lirte/space patterns for the double layer siloxane resist process (47) is higher than for the single layer case for all linewidths. Figure 9. Figure 12 shows the more favorable case of electron beam exposure of the multilayer siloxane resist. Here, the exposure due to backscattered electrons is reduced from 86% to 50% of the primary exposure, and the imaging layer is very thin. Exposure in the 1 x 1 aperture exceeds 70% and is... [Pg.30]

The presence of carbon—fluorine bonds in organic polymers is known to characteristically impart polymer stabiUty and solvent resistance. The poly(fluorosibcones) are siloxane polymers with fluorinated organic substituents bonded to siUcon. Poly(fluorosibcones) have unique appHcations resulting from the combination provided by fluorine substitution into a siloxane polymer stmcture (see Silicon compounds, silicones). [Pg.399]

Potential areas of apphcation for carboranes include adhesives, gaskets, and O-rings (27). Research has been reported on improving the oxidation resistance and strength of carbon materials by coating with a carborane siloxane polymer (36). [Pg.259]

Substantial improvements in the heat-resisting capability of silicone rubbers were achieved with the appearance of the poly(carborane siloxanes). First described in 1966, they were introduced commercially by the Olin Corporation in 1971 as Dexsil. The polymers have the essential structure... [Pg.834]

Silane coupling agents may contribute hydrophilic properties to the interface, especially when amino functional silanes, such as epoxies and urethane silanes, are used as primers for reactive polymers. The primer may supply much more amine functionality than can possibly react with the resin at the interphase. Those amines that could not react are hydrophilic and, therefore, responsible for the poor water resistance of bonds. An effective way to use hydrophilic silanes is to blend them with hydrophobic silanes such as phenyltrimethoxysilane. Mixed siloxane primers also have an improved thermal stability, which is typical for aromatic silicones [42]. [Pg.796]

Recently siloxane-imide copolymers have received specific attention due to various unique properties displayed by these materials which include fracture toughness, enhanced adhesion, improved dielectric properties, increased solubility, and excellent atomic oxygen resistance 1S3). The first report on the synthesis of poly(siloxane-imides) appeared in 1966, where PMDA (pyromellitic dianhydride) was reacted with an amine-terminated siloxane dimer and subsequently imidized 166>. Two years later, Greber 167) reported the synthesis of a series of poly(siloxane-imide) and poly(siloxane-ester-imide) copolymers using different siloxane backbones. However no physical characterization data were reported. [Pg.33]

Tough, transparent, heat and flame resistant, multiblock (bisphenol fluorenone carbonate) (BPF)-dimethylsiloxane copolymers have been synthesized by interfacial polycondensation of phosgene with various mixtures of BPF end-capped siloxane oligomers and free BPF or its monosodium salt 232). Siloxane content of the copolymers were varied between 7 and 27%. Presence of two Tg s, one below —100 °C and the other as high as 275 °C, showed the formation of two-phase morphologies. [Pg.38]

Reports on the detailed investigation of thermal 150,233>, mechanical 233, morphological234 236) behavior and flame resistance 237 and adhesive properties 238 of siloxane carbonate copolymers are available 239,240). [Pg.38]

Siloxane containing polyester, poly(alkylene oxide) and polystyrene type copolymers have been used to improve the heat resistance, lubricity and flow properties of epoxy resin powder coatings 43). Thermally stable polyester-polysiloxane segmented copolymers have been shown to improve the flow, antifriction properties and scratch resistance of acrylic based auto repair lacquers 408). Organohydroxy-terminated siloxanes are also effective internal mold release agents in polyurethane reaction injection molding processes 409). [Pg.74]

The relatively high volatility of Tg[CH = CH2]8 has enabled it to be used as a CVD precursor for the preparation of thin films that can be converted by either argon or nitrogen plasma into amorphous siloxane polymer films having useful dielectric propertiesThe high volatility also allows deposition of Tg[CH = CH2]g onto surfaces for use as an electron resist and the thin solid films formed by evaporation may also be converted into amorphous siloxane dielectric films via plasma treatment. ... [Pg.48]

In more recent developments siloxane additives (Figure 3.22) exhibit good resistance to extraction, as shown in Figure 3.1 for Soxhlet extraction of HDPE plaques. While nonpolymeric antioxidants (Anox 20 and Anox PP18) were completely extracted after lOh, at the same time more than 40% of the initial concentration... [Pg.141]

As mentioned earlier, siloxanes impart a number of beneficial properties to polymeric systems into which they are incorporated, including enhanced solubility, resistance to degradation in aggressive oxygen environments, impact resistance and modified surface properties. These particular advantages render polysiloxane-modified polyimides attractive for aerospace, microelectronic and other high performance applications (40-43). [Pg.192]

One of the earliest and most popular systems investigated are the highly heat-resistant poly(w-carborane-siloxane)s. A review of the general literature on the methods used in the synthesis of these materials is reported in the following sections. [Pg.99]
