Though our research has focused on PS-PI and PS-PB block copolymer thin films to form useful masks for patterning, their poor etch resistance under CF4 RIE limits the aspect ratio of fabricated features to no greater than 1. Future work will include the exploration of other block copolymer systems, such as those embedded with etch resistant metal clusters(J7) or silicon-containing block copolymers(J2). Etch resistant polymers or microdomains would enable the fabrication of features with larger aspect ratios which could be advantageous for filtration devices and memory storage.

Silicones are synthetic polymers containing a Si-0 backbone. The most common example of silicones is polydimethylsiloxane (PDMS) or dimethicone, which is the basic building block polymer of the silicone industry. Modification of the molecular weight (above 200,000) of the substituents and structnre leads to numerous families of silicones. 

Silicon-based polymers have interesting properties for the development of new materials. They are characterized by high hydrophobicity and low glass transition temperatures, thus yielding soft materials. Polydimethylsiloxanes, for example, are known for their oxygen permeability, which leads to their application in biomedical sciences. Therefore, a number of studies have concentrated on the amphiphilic self-assembly of block copolymers based on silicon-containing blocks.
