Metal vapors, reactions with polymers

Metal and polysilicon films are formed by a chemical-vapor deposition process using organometallic gases that react at the surface of the IC structure. Various metal silicide films may also be deposited in this manner by reaction with the surface of the silicon wafer to form metal silicides. Glass and pol3uner films are deposited or spin cast or both, as are photoresist films (those of a photosensitive material). This process is accomplished by applying a liquid polymer onto a rapidly rotating wafer. The exact method used varies from manufacturer to manufacturer and usually remains proprietary. [Pg.329]

A novel polysiloxane, containing the isocyanide group pendent to the backbone, has been synthesized. It is observed to react with the metal vapors of chromium, iron and nickel to afford binary metal complexes of the type M(CN-[P])n, where n = 6, 5, 4 respectively, in which the polymer-attached isocyanide group provides the stabilization for the metal center. The product obtained from the reaction with Fe was found to be photosensitive yielding the Fe2(CN-[P])q species and extensive cross-linking of the polymer. The Cr and Ni products were able to be oxidized on exposure of thin films to the air, or electrochemically in the presence of an electron relay. The availability of different oxidation states for the metals in these new materials gives hope that novel redox-active polymers may be accessible. [Pg.238]

We shall focus here on the synthesis of the isocyanide-containing polymer. Several reactions of the polymer with the metal vapors of Cr, Fe and Ni using a matrix-scale modeling technique, as well as synthetic-scale metal vapor methods, are then presented in order to demonstrate the reactivity of the isocyanide groups on the polymer. Finally, preliminary studies of the reactivity of the polymer-based metal complexes are described. [Pg.239]

Focusing on reactions using the Fluid Matrix Technique, we have studied the interaction of chromium vapor with 2 at 200 K (13). The resulting film was found to contain metal complexes encapsulated within the polymer in which the isocyanide group adopts a well-defined octahedral arrangement around the chromium center, i.e. a species of type Cr(CN-[P])g. Since characterization of this metal complex within the polymer is not trivial we shall develop the analysis in a little detail. [Pg.243]

Other reactions of dienes with metal atoms are only of a limited synthetic use. Dibenzylideneacetone (PhCH=CH—CO—CH=CHPh DBA) reacts with palladium vapor to afford Pd2(DBA)3, a complex in which the coordination is through the two C=C units and does not involve the C=0 (5, 92). Cobalt vapor undergoes an extremely complicated reaction with 1,4-pentadiene, producing pentenes, C5H6, and various polymers as well as the organometallic product, HCo( 1,3-pen tadiene)2, which involves isomerization from a nonconjugated to a conjugated diene (104, 110). [Pg.72]

The rotatable reactor can also be used for reactions in fluids having suitably low (< 10"3 Torr) vapor pressure. In this mode, metal atoms are evaporated upwards into the cold liquid, which is spun as a thin band on the inner surface of the flask. Reactions with dissolved polymers can then be studied. Specially designed electron gun sources can be operated, without static discharge, under these potentially high organic vapor pressure conditions (6). Run-to-nin reproducibility is obtained by monitoring the metal atom deposition rate with a quartz crystal mass balance (thickness monitor). [Pg.243]
