New positive-type photoresist systems based on enzymatically synthesized phenolic polymers were developed [55]. The polymers from the bisphenol monomers exhibited high photosensitivity, comparable with a conventional cresol novolak. Furthermore, this photoresist showed excellent etching resistance.
