2-Isopropenyl-2-oxazoline

Examples of such materials are isopropenyl 2-oxazoline (IPO), which was one of the earlier materials to be developed, and ricinoloxazolinmaleinate, with the outline structure given in Figure 7.12. [Pg.155]

The results for two other polymers analyzed by Py-GC/MS are given below. One of these polymers is poly[(propylmethacryl-heptaisobutyl-POSS)-co-styrene] 25 wt % POSS, where POSS is pentacyclo[9.5.1.1(3,9).1(5,15).1(7,13)]-octasiloxane. The other is poly(2-isopropenyl-2-oxazoline-co-methyl methacrylate), CAS 27341-60-2 and M = 40,000. The idealized structures of the two polymers are shown below ... [Pg.406]

The pyrogram for poly(2-isopropenyl-2-oxazoline-co-methyl methacrylate) is shown in Figure 6.7.46 (see Table 4.2.2 for the experimental conditions), and the peak identification was done using MS spectral library searches only. The results are given in Table 6.7.31. [Pg.409]

Isopropenyl-2-oxazoline was homo- and copolymerized with styrene via radical mechanism to prepare two-component negative resists (Fig. 140) [403]. Polymers containing at least 80 mol% oxazoline afforded casting from and developing with water. However, higher quality imaging was achieved when the resist was cast from 2-methoxyethanol, presumably because side reactions such... [Pg.168]

The design of water soluble positive tone resists has been explored using water-soluble poly(2-isopropenyl-2-oxazoline) as the substrate. [Pg.262]

The Choice of a Matrix Resin. As was mentioned earlier, the common matrix resins for today s lithography are phenolic resins such as Novolac and poly(4-hydroxystyrene). Though some of our early work had involved simple water soluble alcohols such as poly(vinyl alcohol), schemes for their reversible in situ insolubilization were sometimes complicated by irreversible processes or side-reactions. As a result we chose to test the water-soluble linear polymer that is obtained by free-radical polymerization of 2-isopropenyl-2-oxazoline, 1. Monomer 1 can be polymerized through a variety of techniques, as shown in Scheme 1 (6,7). Both radical or anionic polymerization conditions lead to a polymer containing pendant oxazoline rings, while a more complex structure is obtained under cationic conditions as both the vinyl and the oxazoline moieties are reactive. [Pg.264]

Isopropenyl-2-oxazoline, 1, and poly(2-isopropenyl-2-oxazoline), 2, were prepared as described in the literature (72). 2-Phenyl-l,3-dioxane-5-yl-carbonic acid, 8c, was prepared through the modification of a literature procedure (75). Dimethyl 2,4-dihydroxyphenylsulfonium triflate, 11, was prepared as described in the literature (74). l,3-bis(diethoxymethyl)benzene was prepared through a... [Pg.271]
