When a sample wafer surface is irradiated with light, multiple reflections occur at the phase botmdaries within the thin film, and the spectrum of the reflected light shows their cumulative interference effects. In theory, the spectral composition of the reflected light depends on the film thickness and the wavelength of the initial illumination.
